汽相钎焊技术(VPS: Vapor Phase Reflow Soldering)最早开发于美国,由于它适应表面安装高密度化的急剧发展的需要,有很多优点,目前正在世界范围内急速扩展。自1983年以来,日本经过研究、开发,现在已达到了实用化的阶段。87年1月在日本召开的国际NE PCON(电子封装和生产会议),日本/半导体展览会上,VPS装置的展出,令人瞩目。但是,同年2月在美国召开的NE PCOU西部展览会上几乎没有VPS装置展出,据说在美国正在重新评价远红外(IR)炉,大概是由于VPS技术的运行成本高、安全性等问题没有很好的解决吧! 本刊选译日刊《电子材料》1987年4月号上几篇文章,VPS用装置、热媒介质、焊膏等有代表性的厂商,从各自的立场出发,阐述了他们对VPS技术的现点,可做为国内VPS技术引进、开发者的参考。
