通过对1.3μmInGaAsP/InPRWG型激光器的加速老化寿命试验,证明了此种结构激光器的可靠性,它在环境温度为50℃、100mACW及环境温度为80℃、100mACW的条件下加速老化,经过3220h的实际测试共计193200器件小时,在测试过程中没有一支器件失效。在这样的条件下其50℃下的外推寿命MTTF为20万h,其统计标准偏差为σ=1.016;80℃下的外推寿命MTTF为3.8万h,其统计标准偏差为σ=0.804,从而推算出该结构激光器的退化激活能Ea=0.543eV,其25℃下的寿命MTTF为103万h。
The accelerated aging test of a 1.3μmInGaAsP / InPRWG laser demonstrates the reliability of this kind of structure laser. It accelerated aging at the ambient temperature of 50 ℃, 100mACW and the ambient temperature of 80 ℃ and 100mACW. After 3220h The actual test totaling 193,200 device hours, no one device failed during the test. Under such conditions, the MTTF of extrapolation at 50 ℃ is 200,000 h, the statistical standard deviation is σ = 1.016, and the MTTF of extrapolation at 80 ℃ is 38,000 h, the statistical standard deviation is σ = 0.804, the degradation activation energy of the structure laser is calculated as Ea = 0.543eV, and its life MTTF at 25 ℃ is 1.03 million h.
