据日本《电子材料》1992年第3期报道,日本三洋电机公司已制成高可靠150mW级的半导体激光器。该产品采用①大输出功率横模控制技术。②高可靠技术等的新技术。具有以下特点: (1)采用SHG器件的蓝邑激光器的振荡波长为860nm.采用YAG单晶和SHG器件制成绿色激光器,最佳振荡波长为809nm,已得到光输出功率为150mW。应用于各种光盘、成像系统的830nm激光器,也实现了光输出功率150mW。
