选用塑性变形梁BEAM23单元建立有限元模型,通过对引线分阶段分步施加位移载荷模拟键合头的运动轨迹,求解得到相应的引线轮廓形状。仿真与实验结果接近,仿真省时、成本低,可满足参数优化的要求。文章进一步应用仿真分析对比了键合头运动轨迹中3种不同反向段形式下的引线轮廓成形。结果表明,反向段有利于引线理想轮廓颈部的形成,并能减轻引线轮廓的下垂;应用2个塑性变形段更有利于理想轮廓颈部的形成,且轮廓的高度有所减小。
The finite element model of BEAM23 plastic deformation beam was established. The movement trajectory of bonding head was simulated by applying displacement load to the lead step by step, and the corresponding lead profile shape was obtained. Simulation and experimental results are close, simulation time-saving, low cost, to meet the requirements of parameter optimization. The paper further simulates and analyzes the lead profile shaping under three different reverse segments in the motion trajectory of the bond head. The results show that the reverse segment is conducive to the formation of the ideal contour neck of the lead and can reduce the sagging of the lead profile. The application of two plastic deformation segments is more conducive to the formation of the ideal contour neck and the height of the contour is reduced.
