本文介绍一台30KeV 毫米离子束注入机的结构和调试情况,初步测量了 N-型硅中硼离子注入形成 P-N 结的电特性以及注入层的杂质分布。
In this paper, we introduce the structure and debug of a 30KeV ion beam implanter. The electrical properties of boron-implanted P-N junctions in N-type silicon and the impurity distribution in the implanted layer are measured.
