本文报道了采用全MOCVD生长的1.55μm单片集成DFB-LD/EA组件的制作和在DWDM系统上的传输测试结果。出纤功率Pf≥2.5mW,If=75mA,边模抑制比SMSR≥35dB。调制器反向偏压为2.5V时的消光比为14dB;该发射模块在2.5Gbit/sDWDM系统上进行传输试验,传输240km后无误码,其通道代价≤1dB,BER=10-12。
This paper reports the fabrication of a 1.55μm monolithically integrated DFB-LD / EA module grown by full MOCVD and the transmission test results on a DWDM system. Fiber power Pf ≥ 2.5mW, If = 75mA, side mode suppression ratio SMSR ≥ 35dB. The extinction ratio when the modulator is reverse biased at 2.5V is 14dB. The transmitting module performs transmission test on a 2.5Gbit / s DWDM system without error after transmitting 240km with the channel cost of ≤1dB and BER = 10-12.
