运用改进的无规元素孤立位移模型,研究了三元混晶构成的三层极性半导体之界面光学(IO)声子模.发现在典型的三元混晶三层系中,除局域在三个单层内的6支类体模外,存在12支IO声子模.将有效声子模近似用于简化三元混晶异质结构的电子-声子相互作用问题.数值计算并讨论了几种实际体系的IO声子模频率.
By using the improved random element displacement model, the interface optical (10) phonon modes of three-layer polar semiconductor consisting of ternary mixed crystals were studied. It is found that in the typical ternary mixed-crystal three-layer system, there are 12 tenophone modes except for the six-branch phantom localized in three monolayers. An effective phonon mode approximation is used to simplify the electron-phonon interaction problem of ternary mixed-crystal heterostructures. Numerical calculation and discussion of several practical systems of the IO phonon frequency.
