以乙醇溶剂热法制备CuInS2光伏材料,借助XRD、SEM、EDS、紫外-可见光谱、光电性能测试等方法对其主要制备条件及其性能进行了表征。结果表明,在180℃下反应10h,产物为黄铜矿型结构CuInS2粉末,其形貌主要为光滑球形颗粒和纳米纤维聚集球,粒径为几到几十微米。紫外-可见吸收范围在350~800nm,禁带值为1.48eV,其光电转换性能参数为:短路电流密度JSC为2.29×10-3 A/cm2,开路电压VOC为0.61V,填充因子FF为0.211,转换效率为0.49%。
CuInS2 photovoltaic materials were prepared by ethanol solvothermal method. The main preparation conditions and properties of CuInS2 were characterized by means of XRD, SEM, EDS, UV-Vis spectra and photoelectric properties. The results showed that the product was chalcopyrite-based CuInS2 powder after reaction at 180 ℃ for 10h. The morphology was mainly smooth spherical particles and nanofiber-aggregated spheres with a particle size of several to several tens of micrometers. UV-visible absorption range of 350 ~ 800nm, bandgap value of 1.48eV, the photoelectric conversion performance parameters: short circuit current density JSC 2.29 × 10-3 A / cm2, open circuit voltage VOC 0.61V, fill factor FF 0.211 , Conversion efficiency of 0.49%.
